TIME-RESOLVED X-RAY DIFFRACTION STUDIES OF THE TEXTURE FORMATION KINETICS IN THE C49-C54 TiSi2 PHASE TRANSFORMATION

چکیده
The transformation from the C49 to the C54 phase in TiSi2 thin films has been studied for more than a decade because of its importance to the semiconductor industry. In previous work we identified three dominant C54 orientations in TiSi2 thin films on Si(001) substrates using X-ray pole figure analysis. In the current study the evolution of the three prominent C54 texture components was further examined using synchrotron based time-resolved in-situ X-ray diffraction. These experiments utilized an annealing chamber with a hemispherical beryllium window mounted on a four-circle diffractometer and a CCD area detector, which made it possible to observe the development of the complicated C54 texturing. The results on the formation kinetics show significant differences in the growth of the individual orientations. Simulations suggest that this could be explained by an inhomogeneous nucleation of different texture components in the thin film, but not by simple differences in nucleation and/or growth rates. Classical Johnson-Mehl-Avrami-Kolmogorov (JMAK) analysis of nucleation and growth was applied to model the C49-C54 phase transformation kinetics for each C54 orientation. These results showed a systematic decrease of the Avrami exponent, n, from 3 to 2 with increasing annealing temperature. Within a JMAK approach this could be explained by the presence of a limited number of C54 nucleation sites coupled with a faster increase in nucleation rate than in growth velocity with increasing anneal temperature.

Interfacial reactions and mechanism of C54 TiSi2 phase formation enhanced by multi-thermal-shock method
It has been demonstrated that C54 TiSi2 phase formation can be significantly enhanced by multi-thermal-shock (MTS) method. In this work, the enhancement mechanism of C54 phase formation and the interfacial reactions between TiSi2 and Si were investigated. The results indicate that the semi-coherent interface between TiSi2 C49 phase and Si substrate may be responsible for the rough surface of th...

We demonstrate that picosecond ultrasonics is a sensitive nondestructive probe of the formation of TiSi, from the reaction of titanium films on silicon annealed at temperatures of 300-800 “C. From the measured change in optical reflectivity, the responses due to electronic excitation, acoustic echoes, and thermal coupling to the underlying Si are resolved. The results show significant differenc...

Microstructural study of the C49-TiSi, to C54-TiSi, polymorphic transformation has been performed to elucidate microstructural evolution and possible mechanism of the phase transformation. It has been shown that the nucleation of the C54-TiSi, is heterogeneous, and preferentially takes place at triple grain junctions or grain boundaries. The interphase interfaces between C49 and C54 disilicides...

In this paper laser thermal processing ~LTP! is applied to induce the Ti silicide formation in replacement of rapid thermal annealing ~RTA! in narrow lines. Results show that the C40 TiSi2 is synthesized after LTP in both large and small features. With this interfacial C40 TiSi2 , the C54 TiSi2-phase formation temperature can be lowered by 100°C during subsequent annealing. The C40-C54-phase tr...

Zeolites A, X and HS were synthesized from natural Iranian Kaolinite by alkaline fusion,,followed by refluxing the mixture. The transformation of zeolites X to HS and Y to P were studied at different time intervals by X-ray diffraction and Scanning Electron Microscopy (SEM).
